IBM on immersion lithography: the same photoresists can be used

At the International Sematech Immersion Workshop, held last week, IBM unveiled details of the study of the properties of photoresist coatings in immersion (passing under immersion in water) technological processes. It follows from the report, in particular, that photolithographic resists do not change their key properties for lithography, even while under water. In the laboratories of the Almaden Research Center IBM, semiconductor wafers coated with a conventional reactive photoresist, which were in water for a minute, were studied. After immersion in water, the photoresists were dried and processed with the same conventional 193 nm scanner. According to the researchers, the degree of degradation of the obtained drawings in comparison with the “dry” ones is insignificant.

Scientists were surprised by the results obtained, since before that many experts had expressed concern that new types of photoresists would have to be developed for immersion lithography. Of course, the photoresist added water, but this almost did not affect the contrast of the resulting picture.

Let us briefly recall the essence of immersion lithography: the air gap between the focusing lens of the scanner and the substrate is filled with water having a different refractive index, as a result of which the size of the light spot becomes smaller. Prospects for the use of immersion lithography were investigated at MIT, showing that the technology can be used to process semiconductor wafers in processes with rates up to 32 nm. Unfortunately, the result of IBM cannot be considered too encouraging: the company is not able to carry out fully immersion processes, in which the length of time spent by the photoresist in water is significantly longer. IBM awaits shipments of immersion scanners from ASML, Canon and Nikon. In addition, for research purposes, it is sufficient to assert about the subjectively “weak” effect of water on the properties of the photoresist, which may subsequently turn out to be objectively significant for the industry.
