157 nm lithography: alive, smoking room!

No one disputes that after Intel abandoned the use of 157 nm lithographic tools by directly switching from 193 nm lithography to the use of EUV, the attractiveness of the further development of an intermediate generation of lithographic tools has dropped significantly. Still, after all, the world’s largest customer refused from 157 nm! However, the results of a recent conference in Yokohama sponsored by Selete and International Sematech showed that 157 nm lithography is alive and well and is developing at full speed.

More than 60 technical presentations presented at the international meeting marked clear progress in the development of 157 nm lithographic equipment for the production of chips with 45 nm and less. Moreover, the main market players announced their readiness to release commercial 157 nm instruments already in 2021, and their next generation – in 2021 – 2021.

The main problems faced by the developers of 157 nm scanners, as we wrote repeatedly, are the issues of the release of high-quality calcium fluoride optics (CaF2, suitable photomasks and photoresists. In conclusion, I would also like to note that the prevailing opinion about Intel’s complete refusal to use 157 nm instruments, to put it mildly, is not entirely true. In personal meetings with representatives and the company, the official point is formulated, rather, in this way: currently, Intel is quite satisfied with 193 nm lithography. When switching to the following technical process standards, the company will look closely at all technologies that are relevant by this time.
