Selete gets first EPL rig from Nikon

Nikon announces that Nikon Precision Equipment has begun shipping the first commercial electron projection lithography (EPL) system. The first customer to receive an EPL system from Nikon was Japan’s Selete (Semiconductor Leading Edge Technologies), an R&D company established in 1996, whose shareholders are ten leading Japanese semiconductor manufacturers.

Nikon’s EPL system, named NSR-EB1A, measures 9 x 9.7 meters. Installation of the system started on June 28. A specially prepared “Super Clean Room” class in Tsukuba, Ibaraki Prefecture. The start of operation of the system, after assembling and setting up the equipment, is expected in November.

The NSR-EB1A system, or simply EB1, works with special round 200 mm masks based on 2 micron silicon wafers. To increase productivity, Nikon has combined electron beam lithography with new optical projection systems, in which, incidentally, IBM was involved. According to preliminary data, the processing speed of workpieces by the new system will be about seven 300 mm plates per hour. The EB1 tool will only be used for R&D work with 65nm standards, for mass production with 65nm, 45nm and even 32nm process technology research, the EB2 version will be released. Production of EB2 systems slated for Nikon roadmap in late 2021.
